Harbinger and Sovereign don't do much for me, either.
Harbinger's act quickly gets old.
Sovereign has his awesome moment... and that's it. He screams some stuff at you at the end but meh.
That one conversation with Sovereign on Virmire is seriously a top ten moment for me series-wise. But I do like to remind people who hate Harbinger to an unhealthy extent that Sovereign was probably even worse about it during ME1's endgame, to be fair, yeah.
