I'm leaning towards guy in a suit, but some of the motions do suggest puppet so I'm not sure

call it a 70/30 split for guy in suit

Depends on the specific mecha and era, but people in suits, puppets and CGI are all used.

Edit: I remember seeing photos of the Won Tiger suit with the actor not wearing the mask/helmet/head, but no idea where to look for it again.

It's a model as it transforms and most of the zords are models as well (I think Power Rangers even used actual toys for some shots). For the actual fights it's a guy in a suit unless the Megazord gets picked up or thrown around then it's a dummy in a suit or a model.

I think the individual Zords are stop-motion but the Megazord was usually a guy in a suit

The Dragonzord looked like they were intentionally doing a Godzilla homage
